چکیده

Polycrystalline 3C-SiC (poly-SiC) is a promising structural material for microelectromechanical systems (MEMS) used in harsh environments. In order to realize poly-SiC based MEMS devices, the electrical, mechanical and metal contact properties of poly-SiC have to be optimized. The poly-SiC films, reviewed here, are deposited by low pressure chemical vapor deposition using 1,3-disilabutane (DSB) as the single precursor, and are in-situ doped using NH3 (n-type) and trimethylaluminum (p-type). The effects of doping on film structure, resistivity, residual stress and strain gradient have been examined. A bi-layer deposition scheme is developed to minimize the strain gradient without compromising the electrical resistivity of film. The temperature coefficient of resistivity (TCR) is also characterized and is found to be negative over 304–638 K. Ohmic nickel and platinum contacts to n-type doped poly-SiC are obtained and characterized. A stable metal contact up to 300 °C in air is demonstrated. © 2007 Elsevier B.V. All rights reserved.

3C-SiC Films on Si for MEMS Applications: Mechanical Properties

Single crystal 3C-SiC films were grown on (100) and (111) Si substrate orientations in order to study the resulting mechanical properties of this material. In addition, poly-crystalline 3CSiC was also grown on (100)Si so that a comparison with monocrystaline 3C-SiC, also grown on (100)Si, could be made. The mechanical properties of single crystal and polycrystalline 3C-SiC films grown on Si sub...

Ohmic Contact with Enhanced Stability to Polycrystalline Silicon Carbide via Carbon Interfacial Layer

The development of electrical contacts to silicon carbide with low specific resistivity and stability is a critical requirement for harsh environment MEMS applications. In this paper, we present a novel method to lower the ohmic contact resistivity and enhance the stability of Pt contacts to polycrystalline 3C-SiC (poly-SiC) operated at elevated temperatures. In particular, nanocrystalline grap...

Growth of Highly C-axis Oriented Aln Films on 3c-sic/si Substrate

For the first time, highly c-axis oriented heteroepitaxial AlN thin films have been successfully grown on epitaxial 3C-SiC films on Si (100) substrates. The AlN films deposited by the AC reactive magnetron sputtering at temperatures of approximately 300-450 °C were characterized using the scanning electron microscope (SEM), atomic force microscopy (AFM), X-ray diffraction (XRD), and transmissio...

Piezoresistive effect in p-type 3C-SiC at high temperatures characterized using Joule heating

Cubic silicon carbide is a promising material for Micro Electro Mechanical Systems (MEMS) applications in harsh environ-ments and bioapplications thanks to its large band gap, chemical inertness, excellent corrosion tolerance and capability of growth on a Si substrate. This paper reports the piezoresistive effect of p-type single crystalline 3C-SiC characterized at high temperatures, using an i...

Chapter 1 Introduction to Silicon Carbide ( Sic ) Microelectromechanical Systems ( Mems )

This chapter serves as a brief introduction to the basic properties of silicon carbide (SiC) and the advantages of using SiC over other semiconductor materials for microelectromechanical systems (MEMS). Given the excellent and extensive review chapters that follow this one, I have confined this chapter to recent research performed at the University of Edinburgh in the area of SiC microelectrome...
